Done well, it tells you in a few minutes whether a design works, whether a process drifts, or which dies deserve to be packaged. Done poorly, it produces numbers you cannot trust. This article explains the principle, walks through a probing sequence step by step, and covers the conditions that make a measurement reliable.
It is written for engineers and technicians who are setting up a probing bench, or taking over one.

In brief

Wafer probing brings the test pads of a die into contact with test probes connected to a measurement instrument, before the wafer is diced

The prober positions and contacts, the instrument measures, two roles that should never be confused

A probing sequence runs in seven steps, from wafer loading to the wafer map

Most unreliable measurements come from two sources, contact quality and the environment around the device

What wafer probing is

Wafer probing consists in bringing the test pads of a die into contact with test probes connected to a measurement instrument. For silicon photonics (SiPh) devices, the electrical contact is complemented by optical coupling, with fibers aligned on the grating couplers of the die. Several names describe the same operation. Wafer probing, chip probing (CP), on-wafer test and wafer level test all refer to testing dies before the wafer is diced.

Two machines share the work, and keeping their roles separate helps. The prober holds the wafer, positions it under the probes and establishes the contact. The instrument(s), connected on the other side of the probes (by cables or pogo pins), performs the measurement itself. A prober does not measure anything on its own, and no instrument can compensate for a bad contact.

Behind one operation sit two different jobs. In R&D, engineers characterize what they have designed, to establish the real behavior of a prototype. In production, engineers verify that what is being manufactured passes quality controls. The two jobs often run on the same benches, with different priorities, flexibility on one side, repeatability and throughput on the other.

Why test at wafer level

Testing at wafer level finds defects at the point where they cost the least, and enables measurements that are impossible later. Four reasons stand out.

The first is economic. A defect found on the wafer costs the die it sits on, nothing more. The same defect found after dicing and packaging costs the assembly work as well, and found in the field it costs far more.

In R&D, wafer probing means a prototype can be characterized without waiting for assembly. Designers debug their dies, compare them across the wafer, and feed the next design iteration weeks earlier.

In production, probing each die builds a wafer map, the record of which dies passed and failed. After dicing, that map drives the sorting of good dies, the job of a wafer sorter.

The last reason is easy to miss. Some measurements can only be made at wafer level. High frequency RF and millimeter-wave characterization, for example, is performed on the wafer precisely because it cannot be carried out downstream in production.

Inside a probing setup

A probing setup combines three things, a prober, contact elements, and measurement instruments. Each deserves a closer look.

The prober

The prober is built around a chuck, the plate that holds the wafer by vacuum and moves it in X, Y and Z, with thermal versions for testing at temperature. Around it, a rigid platen carries the probing accessories, an optical system with a microscope or a camera lets the operator see pads and probe tips, and an alignment system keeps die positions consistent across the wafer. Each element contributes directly to measurement quality, a stable chuck and a precise stage are what allow a probe to land on a pad a few tens of microns wide, time after time. Probers such as the MPI AST range come in manual, semi-automatic and automatic versions. The wafer chuck itself plays a bigger role than it seems, and gets a dedicated article.

The contact elements

There are two ways to touch a die, and most benches use one or the other depending on the job.

Individual probes on micropositioners

Probe card

Positioning

Each probe placed freely

Fixed pattern matching one die layout

Best for

Characterization, changing configurations

Repeated testing of the same design

Strength

Flexibility, measurement performances

Repeatability, contact count, speed

Limit

Few contacts, operator dependent

Designed for one die, lead time and cost

Typical context

R&D, debug, failure analysis

Production, statistical campaigns

Individual probes belong to the family of probe station accessories. For photonic devices, optical positioners align fibers on the grating couplers alongside the electrical probes. Probe cards wear and are specified per die, their design, wear and replacement are covered in a dedicated article.

The measurement instruments

The instrumentation depends on the measurement, source measure units and analyzers for DC parameters, a vector network analyzer for RF, optical sources and detectors for photonics. The detail of these measurements belongs to our article on parametric testing. On the equipment side, a probing setup like those Microtest configures ends at the input connectors of the instruments, the instruments themselves come from dedicated manufacturers, and a good bench is designed so that both sides meet cleanly.

A probing sequence step by step

A probing sequence follows the same logic on every bench, in seven steps. What changes with the automation level is who does each step, the operator or the machine.

Preparation and loading. The wafer is placed on the chuck and held by vacuum. On automatic probers, loading is handled from a cassette.

Optical setup. The microscope or camera is adjusted to visualize the wafer, starting with focus. Without a sharp image of pads and tips, no reliable alignment is possible.

The wafer is aligned using its reference marks, and the probes are positioned horizontally over the pads of the first die.

Contact and overtravel. The chuck rises until the pads touch the probe tips, then continues over a small controlled distance called overtravel, which flexes the probes and establishes a reliable electrical contact.

The instrument runs its sequence through the probes, the prober holds the contact still.

The chuck moves to the next die, by hand on a manual prober, motorized on semi-automatic and automatic machines.

Mapping and exploitation. Results accumulate into a wafer map with bining, used to analyze the wafer in R&D or to sort dies after dicing in production.

Which of these steps deserve automation, and at what volume, is exactly the subject of our guide on choosing a probe station.

Getting measurements you can trust

Setting up contact is one thing, trusting the numbers is another. Two families of problems account for most unreliable measurements on a probing bench.

“When values drift on a probing bench, the device is rarely the first culprit. Check the contact, then the environment, then the instrument, and only then question the die.”

Contact quality

Everything the signal crosses is part of the measurement, starting with the contact itself. Contact resistance adds to whatever the instrument reads, worn or contaminated probe tips raise it unpredictably, and damaged or oxidized pads do the same from the other side. Probes pick up debris from pad metallization and need periodic cleaning, tips wear and eventually need replacement. An uneven contact across several probes, from inconsistent overtravel, produces measurements that disperse without any change in the device. When values drift or retests multiply, the contact is the first suspect, before the instrument and before the device.

Controlling the environment

The second family comes from the surroundings. Vibrations move a probe on its pad during acquisition. Electromagnetic noise corrupts low-current and low-noise measurements, which call for shielding. Light generates carriers in optical components and affects some sensitive measurements, which call for darkness. Thermal drift moves everything slowly, probes, chuck and device alike. Controlled environments, such as Nextron microchambers, address several of these constraints at once, enclosing the device in a dark, shielded, thermally regulated volume. Probing below ambient temperature brings its own constraints, condensation first among them, covered in our article on cryogenic and low-temperature probing.

Probing for demanding applications

Some measurements push the bench further and are covered in dedicated articles.

RF and millimeter-wave probing adds coplanar probes and calibration at the probe tip, repeatability of the contact becomes the central concern.

Silicon photonics probing adds optical coupling, with fiber alignment on grating couplers at micron-level precision, alongside the electrical contact.

Power and high-voltage probing adds safety constraints and reinforced contacts able to carry current without heating.

Temperature probing covers very different ranges depending on the application domain, with thermal chucks and temperature conditioners.

Domain

Typical qualification range

Defense and space

-55 °C to +125 °C

Automotive

-40 °C to +85 °C

Datacenter photonics

0 °C to 70 °C

Extended R&D needs (e.g. ultra-low-noise DC)

down to -60 °C and beyond

Frequently asked questions about wafer probing

What does a wafer prober do?

A wafer prober holds a wafer on a vacuum chuck, positions it under test probes, and brings the test pads of each die into electrical contact with those probes. The measurement itself is performed by an instrument connected to the probes. The prober contributes positioning, contact and stability, and on thermal versions, temperature.

What is the difference between wafer probing and wafer testing?

In practice the terms overlap. Wafer probing names the operation of contacting dies with probes, wafer testing names the broader step of testing dies at wafer level, which is performed by probing. Chip probing (CP), on-wafer test and wafer level test refer to the same stage of the manufacturing flow.

What is a probe card used for?

A probe card carries a fixed set of probes arranged to match the pad layout of one die. It contacts all pads in a single touchdown, which makes testing repeatable and fast when the same design is tested in series. Individual probes on micropositioners remain preferable for flexible characterization work.

What is overtravel in wafer probing?

Overtravel is the small controlled distance the chuck continues to rise after the pads first touch the probe tips. It flexes the probes, lets the tips scrub lightly through the pad surface, and establishes a stable, low-resistance electrical contact. Too little overtravel gives unreliable contact, too much damages pads and probes.

Can you probe a wafer at high or low temperature?

Yes. Thermal chucks regulate the wafer from -80 °C to +300 °C on ranges such as MPI Thermal, which covers defense, automotive and photonics qualification needs. Below ambient temperature, condensation must be managed with a dry atmosphere or an enclosed environment. Deeper cryogenic probing uses dedicated stations.

What is the difference between wafer testing and wafer inspection?

Testing is functional, it applies inputs to a die and verifies that the outputs are correct, through probes. Inspection is visual, it examines the wafer or the component to verify patterns, geometry and integrity, without electrical contact. The two are complementary and intervene at different points of the flow.
